The duration of PhD in India after M.tech is around 3 to 5 years .
GATE score us essentially required for a doctoral degree after M.tech especially if one is applying in IIT and NIIT.

For being eligible for PhD program , one must hold masters degree in relevant subject with 55% marks from a recognised university.

Admission is granted on the basis of entrance exam as well as merit.

°°° In my personal opinion better option is to pursue Mtech after B.Tech and not an integrated Mtech - PhD.
Most of the procedures of Premier Academy Institutions like IIT is offer to convert your Mtech degree into an integrated Mtech PhD degree after 1 year.
You just need to appear for an interview before the start of your project.
That work will continue to new complete your PhD and hance you get 1 year to understand if you are liking the journey of M.Tech or not and if not then you can quit after another Year without opting for PhD.
